Reballer une puce ASIC n'est pas une température qu'on règle — c'est une courbe qu'on suit. Les mineurs modernes utilisent une soudure sans plomb (SAC) qui fond à 217°C, alors les billes doivent grimper à travers un préchauffage et un trempage, passer 60 à 90 secondes au-dessus de 217°C pour mouiller et s'auto-aligner, culminer autour de 235 à 245°C au JOINT, et refroidir selon une rampe contrôlée — et l'erreur la plus courante est de confondre le réglage de buse ~350-380°C de la station à air chaud avec la température réelle du joint, bien plus basse parce que l'air refroidit entre la buse et la pastille. Les puces qu'un banc reballe réellement (du BM1387 au BM1368/BM1370, plus Whatsminer) utilisent toutes des billes SAC sans plomb de 0,4 mm sur le banc de D-Central, mais le nombre exact de billes et le pas varient selon la révision de carte — le profil est donc commun, la géométrie est par carte. Cette référence donne le profil par étapes et les notes par puce ; elle ne remplace pas la formation nécessaire pour les exécuter.

🔴 C'est un travail expert à air chaud qui détruit les cartes quand on se précipite. Les trois règles qui sauvent les puces : préchauffer TOUTE la carte (ne combattez jamais le cuivre froid avec une buse), mesurer le JOINT et non l'affichage de la station, et refroidir lentement (jamais de trempe brutale). Les températures de pic ici sont des cibles au joint tirées de l'enveloppe sans plomb JEDEC, pas des réglages de station. Si vous n'avez pas de banc à air chaud, c'est à ça que sert la réparation au niveau puce de D-Central.

SAC305-class lead-free solder melts at ~217-220 °C; the joint needs enough time molten to wet fully but not so long it grows brittle intermetallics. 217 °C is the SAC melting point — this is why lead-free rework runs hotter than old leaded (183 °C) profiles.
PeakJEDEC J-STD-020 (by package volume) 235 → 250 seconds at peak n/a Peak reflow temperature. JEDEC caps peak by package thickness/volume — larger, thicker packages tolerate less overshoot. Aim for the lowest peak that fully reflows (~235-245 °C at the joint) rather than the maximum. 🔴 The nozzle SET temperature (~350-380 °C hot air on the D-Central bench) is NOT the joint temperature — air cools between nozzle and pad. Measure the JOINT with a thermocouple/thermal camera, not the station display.
CooldownJEDEC J-STD-020 peak → 25 controlled ≤ 6 °C/s Cool at a controlled rate. Too fast (a cold-air blast or moving the board) cracks joints and warps the PCB; let it settle on the preheater. Never quench a hot board. Uneven cooldown is a leading cause of the intermittent BGA cracks you were trying to fix.
