Definition

Thermal interface material (TIM) is the paste, grease, or pad applied between a heat-generating component and its heatsink to improve heat transfer. No two solid surfaces are perfectly flat, so microscopic air gaps remain when a chip meets a cooler. Air is a poor conductor of heat, so TIM displaces that trapped air and fills the voids, giving heat a continuous path from the silicon to the heatsink that carries it away.

TIM in ASIC miners

Every ASIC chip on a hashboard sits under a heatsink with TIM between them. Common choices include silicone-based thermal pastes rated around 6 W/mK and phase-change pads such as the Honeywell PTM7950, which can reach roughly 8.5 W/mK with very low thermal resistance and are popular for immersion and high-density builds. The goal is the same: keep each ASIC within its safe junction temperature so the autotuner does not throttle frequency or, worse, let the chip cook.

Why TIM matters in repair

TIM is a consumable. Over months of continuous operation it dries out, pumps out, or cracks, raising thermal resistance and pushing chip temperatures up. Symptoms include rising hot-chip readings, throttling, and intermittent hashboard dropouts that look like a chip failure but are really a cooling failure. When reseating a heatsink, old TIM must be fully cleaned off and a fresh, even layer applied. Too little leaves air gaps; too much adds its own resistance. Correct TIM application is one of the cheapest, highest-leverage steps in keeping a miner stable.
